Definatly Freiza, Super Buu still had remnants of good residing inside of him (not much but still) and Cell just wanted to be perfect at any cost where as Frieza had an evil army and delved in slave labor and conquered planets for profit (and blew a fair few of them up)

Freiza is the most evil, Super buu is jus plain crazy. Cell is similar to the sayains, just lookin for a good fight n to be the strongest

for me it's freiza because his cause was to conquer the universe and desire to have eternal life so that other creatures would bow down to him.While cell likes to challenge the strongest fighters and to not to conquer anything in the cell games saga.i agree with akuma about buu he is not purely evil (there is 2 of of him the good one and the pure evil).
